Impact of Stacked-Layer Structure on SEE Rate of SRAMs

Abstract : We present experimental data from long-range heavy-ion and low-energy proton radiation testing of a 90nm SRAM consisting of two stacked layers. Results are discussed and impact on proton SEE rate is investigated.
